For me, it used to be Freddy. Still, for the most part, I love the Nightmare movies. But after I began my loathing of Wes Craven's constant writings of "Pop Horror," I began changing my mind.
Seed of Chucky has turned me completely over to the cult of Chuckiness. God I love that little monster.
I wish there were more choices than just eight. I would've also liked to add:
--Angela from the Sleepaway Camp series --The Driller Killer from the Slumber Party Massacre series --Pumpkinhead --Ghost Face from the Scream series --Djinn from those awful Wishmaster movies --That evil fisherman from I Know What You Did Last Summer (even though he's a crappy choice) --That Jeepers Creepers gargoyle (even though I hate those movies)
...but I figure that few people if any will actually vote for some of these rogues.

My vote went to Pinhead, because (I think) he's creepier than the others on the list. Jason was interesting in F13 parts 2 and 3, but after that became a joke. The same goes for Freddy (in his case, he was great in 1, 2, 3 and the new nightmare, but that's it). The same goes for Michael Myers, was way creepy in Halloween 1 and 2, but after that he was pityful.
I have never been much of a fan of Chucky, as he strikes me as a more comical than scary killer. I think the first Child's Play movie was the only scary one of the series.
I would have voted for either Pumpkinhead or The Creeper, but many probably wouldn't have. I liked the first Jeepers Creepers movie a lot, but the sequel was a rather pointless film.
I'd add:
- The tall man (Phantasm series). - Pamela Voorhees (The first 2 Friday the 13th movies, with a couple cameos in part 3 and Freddy vs. Jason). - The Zuni doll (Both Trilogy of terror movies).
Angela was great in the fist Sleepaway Camp, but in the sequels it's a totally different character, and not at all creepy.

Tough choice between Pinhead and Freddy...had to go w/ Pinhead though. Ultimately he's a scarier maniac than Freddy. Freddy became a little too comical in the later movies for my taste. Still love him though...
The Driller Killer and evil fisherman are good ones too...

I voted for Freddy,he's just such fun,you're almost {well,maybe I'm sick} on his side as he utters those stupid quips,plus I've always been interested in dreams and I love the dream stuff in those films. He certainly stopped being scary by no.4,but so did some of the others,even if they weren't played for as much for laughs as Freddy ultimately was.
Second choice would be Jason,another one whose side you're almost on as he kills off his next victim. The films are repetitive,but oddly fun. I'll take a Friday the 13th over a Scream any day.
Still haven't seen Seed Of Chucky,I really want to.

Seed Of Chucky is fun - but of the totally OTT kind. I liked it but not as much as The Bride Of Chucky. Not a fan of the first three Chucky movies, though, so this choice is out of question for me.
The contest is actually between Pinhead and Freddy in my case: but considering that Pinhead was not all that important in the several last Hellraiser films and Freddy was always THE monster in his movies - I choose Fred. Love all the Nightmare films as you may remember.

The Tall Man would be my third choice - provided he was put in the poll. Strange - I never got to admiring Michael Myers all that much even though he's much more iconic than, let's say, the Tall Man.

I went with freddy - I've always enjoyed the Freddy movies. I love Robert Englund!
Coming in a close second is Angela in the Sleepaway Camp series.
Funny story about that...I'm 8 years old and staying with my very eccentric grandmother who takes me to the local video store and picks out Sleepaway Camp for me to watch. I remember it was NOT my pick but she insisted I would like it because it was like 'camp.'
SLEEPAWAY CAMP SPOILER ALERT!
So about 9pm we watch the movie and I'm TERRIFIED. Watching it now, not scary, but at 8 it was pretty traumautic. And then the end shot...Angela has a PENIS! I was floored.
And I remember clearly my grandmother rewinding the tape, not saying a word, and just went 'that wasn't what i expected' and then she went to bed! I think I had nightmares all night.

Freddy for me. A lot of the others don't have any real personality. Freddy may have played it for laughs later, but at least he was entertaining.

Jason. His films are the ones that have aged the best, had the best weapon, the most creativity behind his work, had the biggest body count and always looked like he had pride in what he did, which is an important factor. Michael is another, so long as we leave the first one out of it (two stabbings and a strangling with phone cord? Please.) and I do love the Pinhead series as well, though I do agree the Chucky films are far better than expected. I've also got a lot of love for The Tall Man and the Pumpkinhead films, so those are also up near the top, yet none have topped Jason for me.
